Abstract:
Spectral output and time delay characteristics for oxide stripe geometry (Al, Ga) As double heterostructure lasers were studied experimentally. In order to explain the results obtained a time dependent loss mechanism responsible for delaying the particular lasing mode was proposed to be present in the cavity of these lasers. This mechanism suggested to be due to changes in the waveguide refractive index distribution parallel to the plane of the ction brought about by changes in the injected carrier distribution and cation heating. The delays observed higher than the population inversion time delays were well fitted by the equation td = 1n [I/ + k], with and K being the constants of the cavity.
