Thermionic-field emission in reverse biased Al-GaAs schottky diodes.

Abstract:
Reverse current voltage characteristics of two Schottky diodes of different doping densities have been investigated at various temperatures. The data have been analyzed by using thermionic-field emission model and it has been observed that above 200 K there is an excellent agreement between the theoretical experimental results.
